1khz switching with slow Vds sweep to -10V, notice pre-threshold region, linear/ohmic/triode region, and saturation where increasing Vds does not change waveform amplitude. Cgs (gate cap.) is huge and can be visually seen by the sloping edges of tracepic.twitter.com/WkxczAaNeo

175kHz

should be no problem increasing these speeds 10x or 100x by making a smaller gate length next time for starterspic.twitter.com/FO43XWhVfW

homemade differential amplifier with two sine waves on inputs (1khz and 50khz), basically mixes / multiplies them together and you get a modulated carrier on the output as expectedpic.twitter.com/2jmnMYzoX9

I'm almost more impressed that you got it bonded than that you made the die :P Wire bonding is a *pain*. Still waiting to see you make a WLCSP.

Flip chip works with this and 3M z axis conductive tape, hard to align though. Had difficulties making solder bumps on Cu top metal layer for wlcsp but it’s possiblepic.twitter.com/Bol2JyqpWM
